Presented results show that the generation of electron-hole pair due to the heavy-ion beam is significantly higher in DC HEMT during both OFF and ON state conditions. WebThe proposed III-nitride nano-HEMT on β-Ga 2 O 3 substrate is simulated for channel lengths of 200 nm, 250 nm, and 300 nm. Fig. 2 depicts the proposed HEMT's input characteristics for different channel lengths.
